It really comes down to which one you use most and personal preference. I don't really use either but in my opinion you should upgrade the Golems.
I think that it completely depends on what you like to use.... If you tend to use trophy pushing strategies I say that you should upgrade golems, but if you tend to farm then you should upgrade valkryies because they are cheaper and also you can hold more and they destroy all buildings and not just target defences
